6 Abstract We investigated gallium-nitride (GaN) metal-semiconductor-metal ultraviolet (UV) photodetectors using Ni/Au electrodes with low-temperature O2 treatment in a furnace. The Ni/Au Schottky diode did not show breakdown up to 100 V, while the dark current level was maintained below 1.3 × 10-5 A/mm2. For the samples treated with oxygen, the dark current was reduced and the UV photocurrent was enhanced. Finally, the maximum UV responsivity increased and the UV/visible rejection ratio was enhanced up to 880 with a 10 V applied bias. These results suggest that, through the O2 treatment, the GaN surface was successfully passivated by the oxygen atoms.
